on 1.55-mm InP-based VCSELs. The introduction of a tunnel junction allows the
replacement of p-type layers with n-type layers as the tunnel junction can convert
electrons to holes. p-type layers have to be located only near the active region
and the total optical absor ption can be reduced. In addition, with the help of the
higher mobility of electrons, the injection current of VCSELs is much more
uniform laterally whe n the current is injected through n-type layer, which avoids
current crowding. Figure 4.6 shows the schematic structure of InP-based tunnel
