achieved for protrusion length, L = 7 mm. The reduced capacitance of these small
area photodiodes enabled bandwidths up to 120 GHz. Wu et al. [24] have reported
a similar structure with stepped matching layers and active layer length of 20 mm
that achieved responsivity of 0.9 A/W and 60-GHz bandwidth.
