Integration of an amplifier with the balanced photodetector can provide addi-
tional power gain while maintaining high symmetry and minimi zing interconnec-
tion parasitics [54, 55]. Schramm et al. [55] have successfully demonstrated a fully
packaged balanced photoreceiver designed for 40-Gb/s DPSK systems. Based on
the vertically-tapered spot-size converter [12] two waveguide-integrated photo-
diodes were monolithically integrated with a distributed amplifier. Mounted in a
butterfly package, a 3-dB cutoff frequency of 42 GHz was achieved. Compared to
a balanced detector without integrated amplifier, an increase in sensitivity of 4 dB
was achi eved.
